Phosphorene: an unexplored 2D semiconductor with a high hole mobility.
We introduce the 2D counterpart of layered black phosphorus, which we call phosphorene, as an unexplored p-type semiconducting material. Same as graphene and MoS2, single-layer phosphorene is flexible and can be mechanically exfoliated. We find phosphorene to be stable and, unlike graphene, to have an inherent, direct, and appreciable band gap. Our ab initio calculations indicate that the band ...
متن کاملINVITED TALKS - ABSTRACTS “Buckled Atomic Sheets: The Intriguingly Complex Case of Phosphorene and Silicene”
Buckled atomic sheets such as phosphorene and silicene promise interesting anisotropic phenomena and strongly coupled multi-physics. Experimental properties and ageing effect are among the biggest topics. Here, we report key results of critical importance for device studies and understanding including phosphorene devices featuring: i) record mobility (μ) ~1560cm2/V.s about an order of magnitude...
متن کاملFlexible Black Phosphorus Transistors: Materials, Devices, and Radio Circuits
Two dimensional atomic sheets, such as graphene and transition metal dichalcogenides (TMDs), have been widely studied as electronic materials for flexible nanoelectronics applications due to the high flexibility enabled by their natural 2D layered crystal structure. However, with the growing need for both high speed and low power consumption in realistic applications, TMDs with relatively low m...
متن کاملPhosphorene: Overcoming the Oxidation Barrier
Phosphorene, a single layer of black phosphorus, has recently emerged as a promising two-dimensional (2D) material for bridging the gap between graphenea high mobility semimetaland the transition metal dichalcogenides MoS2 and WS2, which are semiconductors but have lower carrier mobilities. One of the most acclaimed properties of phosphorene is thus the hole mobility, which typically reaches ...
متن کاملA study of bilayer phosphorene stability under MoS2-passivation
Despite the unique properties of black phosphorus (BP) and phosphorene, including high carrier mobility and in-plane anisotropy, their stability has been hampered by significant crystal deterioration upon exposure to oxygen and water. Herein, we investigate the chemical stability of MoS2-passivated black phosphorus (BP) or bilayer (2L) phosphorene van der Waals (vdW) heterostructures using the ...
